MIT has solved the problem of combining CMOS circuitry with other faster materials, such as adding GaAs channels to silicon transistors. All you do is coat the GaAs (or other exotic substrate) with a monolayer of graphene, the lay down the thickness of GaAs you want for your channels. The top GaAs layer is then peeled off the graphene and bonded to a CMOS wafer with its source and drains already fashioned in silicon, then you just etch-out the GaAs channels with no lattice mismatch problems.
