I really appreciate you saying this -- I must admit that I hate reading an article that assumes I know more than I do and leaves me feeling like a fool -- and I really like reading articles thast leave me thinging how clever I am because I now understand somethuing new LOL

Hi aliza_m,

 

2.1D is just a "new" marketing name for fine-line (under 10 µm) organic interposers (see 3DInCites on the subject).

Phil Garrou is quite vocal on the subject, mentioning that 2.1D is just an organic substrate, and that 2.5D itself was only meant as a joke...

3D stacking with FinFET-based devices might be called 3.5D :) BTW Max, excellent article. I found it to be very helpful in associating the buzzwords with something easy to visualize.
