TFET's are known from 1994 but why it wasnt used in production, what were the major draw backs ?

Tunneling Field Effect Transistor is a new semiconductor technology... are we seeing research on this due to fear of hitting the semiconductor limit?

IBM told me that the turn-on slope of TFETs could be as steep as 10mV per decade, compared to a 60mV per decade limit for MOS-FETs. And the negative resistance at zero volts should reduce leakage to "almost" zero.

Tunneling FET has been suggested as one of the possible new devices that will continue to carry CMOS forward...has anyone seen any predictions how much "better" it would be? Kris
